Individual discrete transistors can cost anywhere from a few cents each to a couple hundred dollars each, depending on type and parameters (e.g. power rating, breakdown voltages, speed).

Inside integrated circuits individual transistors are so cheap to make that their cost is commonly measured in micro-pennies each!
